Abstract:
PURPOSE:To obtain a suffieintly large readout signal even when the size of a memory element is made small. CONSTITUTION:An artificial lattice film formed by laminating magnetic layers (a) having a large coercive force and magnetic layers (b) having a small coercive force via nonmagnetic layers (c) so as to be (a)/(c)/(b)/(c)/(a)/(c)/(b)/(c)... is used as a memory element. '0' and '1' are recorded by changing the direction of the magnetization of the magnetic layers (b). A reproduction operation is performed by utilizing that a resistance is changed largely when the direction of the magnetization of the magnetic layers (a) and that of the magnetization of the magnetic layers (b) are parallel and when they are not parallel. Voltages V at both ends of the memory element are compared. Then, the recording state of '0' and '1' is discriminated. Thereby, the interval between an interconnection for recording use and the element can be made small, the power of the element can be saved, and the density of the element can be made high. In addition, since the change rate of the resistance is large in the replay operation, a replay signal can be detected easily.
