Abstract:
PROBLEM TO BE SOLVED: To provide a charge storage element capable of increasing storage charge capacity.SOLUTION: A charge storage element comprises: a charge storage domain SD7; an n-type target domain FD7 which is connected at an output side of the charge storage domain SD7 and whose impurity density is higher than that in the charge storage domain SD7; input control electrodes G6 and G7 which are disposed oppositely at both sides of a charge transfer channel R7 defined at an input side of the charge storage domain SD7, control a depletion potential of the charge transfer channel R7 by a lateral direction electrostatic induction effect and introduces signal charge to the charge storage domain SD7; and capacity expansion electrodes CA71 and CA72 which are adjacent to the input control electrodes G6 and G7 and disposed oppositely at both sides of the charge storage domain SD7 while being positioned closer to the output side than the charge transfer channel R7 and control a depletion potential of the charge storage domain SD7 by a lateral direction electrostatic induction effect. The amount of signal charge to be stored in the charge storage domain SD7 is enlarged by voltages to be applied to the capacity expansion electrodes CA71 and CA72.SELECTED DRAWING: Figure 3
