Abstract:
PROBLEM TO BE SOLVED: To provide an electronic device that has a protective film excellent in heat radiation property and in reliability against deterioration caused by moisture and the like, as regards a protective film on a resonance end surface in a semiconductor laser element used for a light source of various types of electronic devices.SOLUTION: A semiconductor laser which is an electronic device, is configured by sequentially laminating on a substrate 11 an n-type clad layer 12, an n-type guide layer 13, an active layer 14, a p-type guide layer 15, a p-type clad layer 16, and a p-type contact layer 17. On a pair of resonator end surfaces 10T parallel to a plane (an XZ plane) vertical to an axial direction (a Y direction), a protective film 30 that also functions as a reflection film is formed. This protective film 30 has an aluminum oxide layer 31, and a silicon oxide 32 interspersed on a surface 31S of the aluminum oxide layer 31. Preferably, the protective film 30 further has an intermediate layer 33 containing aluminum nitride (AlN) having higher thermal conductivity, between the resonator end surface 10T and the aluminum oxide layer 31.
