PURPOSE: To improve the variable current with a large capacity of GTO by constituting so that the turn off properties may vary with every group of regions in addition to having equalized the turn off properties of the unit elements in several regions.
CONSTITUTION: The figure shows the anode short circuit structures in a group of regions consisting of inner three pieces of disposition ring among a sextuple disposition ring and in a group of regions B consisting of residual pieces of disposition ring, respectively. In either group of regions, a thin short-circuit layer 6 running in width direction is made in the projection part to the anode side of the n-emitter layer 2, consequently these short-circuit layers 6 have the shapes of rings, viewed as elements at large. And, the number of short- circuit layers 6 per disposition ring is changed separately for each group of regions, such as that in a group of regions A, one piece is provided as shown at the left, and that in a group of regions B, three pieces are provided as shown at the right. Hereby, even in case of turning on a large current, it becomes that excessive current concentration is hard to occur, and the controllable current property of a large capacity of GTO can be improved.
