PURPOSE: To prevent avalanche breakdown phenomenon and to generate a high-speed trigger signal at a desired time by adding two pulse signals superimposingly when the trigger signal is extracted from a resonance tunneling barrier diode(RTD).
CONSTITUTION: An oscillator 1 is provided, which outputs a signal SA fed to an RTD via a series circuit composed of a resistor R1 and a coil whose amplitude Va causes a voltage V1 smaller than a peak voltage of the RTD in the RTD and whose pulse width is WA, and outputs a signal SB fed to the RTD via a series circuit composed of a 2nd capacitor C2 and the coil and generated in the middle of the pulse signal SA whose amplitude Vb causes a voltage in excess of the peak voltage of the RTD in the RTD when the signal SB is applied to the RTD superimposingly with the signal SA and whose pulse width WB is narrower than the pulse width WB. Thus, no avalanche breakdown is caused and a high-speed trigger signal is extracted stably from the RTD.
