Abstract:

PURPOSE: To obtain an assured, highly reliable jointed form by putting a Zr-Ti- Cu-based intermediate layer between an AlN and Cu members followed by heating and jointing.

CONSTITUTION: The objective jointed form for use in electronic circuits can be obtained by putting (A) an intermediate layer comprising (1) 10-90wt.% of Zr, (2) 10-90wt.% of Ti and (3) the rest of Cu between an AlN and Cu members followed by heating. The intermediate layer may be further incorporated with ≤30wt.% of Ni.
