Abstract:

PURPOSE: To provide a light emitting and receiving element excellent in light emitting and light receiving efficiency which is capable of light emitting operation of large light emitting amount and light receiving operation of large light receiving amount.
CONSTITUTION: This element is provided with an N-type GaAsP epitaxial substrate 11, a P-type diffusion region 13 formed on the substrate 11, an end surface 15 formed by eliminating a part of the substrate 11, and a pair of electrodes 23, 25. The P-type diffusion region 13 has a suitable diffusion depth α for which the luminous intensity is considered, and the surface is turned into a light leading-out surface. The end surface 15 is formed at a position isolated by a suitable distance β from a part end portion of the P-type diffusion region 13 for which distance the photodetection sensitivity is considered. The electrodes 23, 25 apply selectively a forward bias and a backward bias to a P-N junction constituted of the substrate 11 and the P-type diffusion region 13.
