Abstract:
PURPOSE: To obtain a vertical resonator type bistable semiconductor laser, which can be actuated by an all light output and is superior in the coupling efficiency of externally input light and the flatness of waveguide sensitivity.
CONSTITUTION: In a vertical resonator type bistable semiconductor laser having a gain region 16 and a saturable absorption region 12, an optical waveguide structure is provided on the same substrate as that of the semiconductor laser in such a way that external injection light 28 is made to couple with the region 12.
