Abstract:

PROBLEM TO BE SOLVED: To provide a non-volatile storage device in which inversion current in high-speed magnetization inversion is reduced.SOLUTION: A non-volatile storage device contains a laminate body and a controller. The laminate body has a first ferromagnetic layer whose magnetization direction is fixed, a second ferromagnetic layer and a first non-magnetic layer provided between the first ferromagnetic layer and the second ferromagnetic layer. The second ferromagnetic layer is laminated on the first ferromagnetic layer, and has a first part whose magnetization direction is variable, and a second part which is laminated on the first part and whose magnetization direction is variable. The magnetic resonance frequency of the first part is different from the magnetic resonance frequency of the second part. The controller is electrically connected to the laminate body, and makes pulse current having a magnitude of a first value flows in the laminate body during a first period. The magnetization of the first and second parts is oriented to the direction corresponding to the direction of the pulse current. The length of the first period is set to not less than 0.9 time to not more than 1.1 time of the absolute value of odd number times of the inverse number of the magnetic resonance frequency of the whole second ferromagnetic layer.
