Abstract:
PROBLEM TO BE SOLVED: To easily perform miniaturization without damaging the convenience of wavelength control.
SOLUTION: A semiconductor mode synchronous laser 1, a semiconductor optical amplifier 2 and a semiconductor optical waveguide 3 are provided. The semiconductor optical waveguide 3 sets a band gap wavelength λg so as to be δ0<(λ0-λg)/λg<δ1 (δ0-0.01 and δ1-0.05) in order to increase a tertiary nonlinear optical effect with virtual excitation of carrier without approaching an optical absorption end.
