Abstract:

PURPOSE: To attain a change into two dimensions of an optical functional element, and to eanble miniaturization and the increase of speed of operation by alternately laminating a plurality of first semiconductor layers having large forbidden band width and second semiconductor layers having the same conduction type as said semiconductor layers and small forbidden band width.

CONSTITUTION: A distributed feedback type optical resonator 1-1 is arranged between an N type Ga0.75Al0.25As semiconductor 1-2 and a P type Ga0.75Al0.25 As semiconductor 1-3 for an optical functional element. Lead wires 1-5, 1-4 are connected to both semiconductors 1-2, 1-3 and conducted. The distributed feedback type optical resonator 2-1 is manufactured by alternately growing P type Ga0.7Al0.3As 2-11 having approximately 1.8eV forbidden band widthe and P type GaAs 2-12 having 1.4eV forbidden band width in a stratiform shape. The change into two dimensions of the optical functional element is attained, and the optical functional element can be miniaturized and the speed of its operation increased.
