PURPOSE: To provide a small, highly functional optical semiconductor device and make its manufacturing easy, by using at least two optical waveguides having given coupling degrees and located at upper and lower places in vertical section in a laminated semiconductor device.
CONSTITUTION: Signal light (a) is received by a lower waveguide 3. The signal light (a) passing through the inside is gradually coupled with the upper part through the grating effect in a region 21 of an upper waveguides 5 and 6, and the remaining light is emitted outward. A locally emitting distributed feedback- type laser is provided above a region 20. Part of the light from this laser passes through the upper waveguides 5 and 6 on the way so that a beat signal associated with the signal light (a) is detected at a pin-photodiode 22. At the same time, the laser beam is partly coupled with the lower waveguide 3 and is emitted. As for the coupling part 21, the wavelength for coupling with the upper part can be selected by adjusting its grating pitch. With an electric field applied through the electrode 11, efficiency in coupling with the upper part can be changeable.
