Abstract:

PROBLEM TO BE SOLVED: To provide a photocathode, which has high spectral sensitivity over a wide wavelength range, and an electron tube using the same.
SOLUTION: A photocathode includes a sapphire substrate, an active layer formed from Inx1(Aly1Ga1-y1)1-x1N on the substrate to produce photoelectrons through the incidence of light for detection, and a buffer layer formed from Inx2(Aly2Ga1-y2)1-x2N between the substrate and the active layer to ease mismatching between the substrate and the active layer, the composition of Inx1(Aly1Ga1-y1)1-x1N being in the range of x1>0 and 0≤y1≤1, and the composition of Inx2(Aly2Ga1-y2)1-x2N in the range of x2>0 and 0≤y2≤1. In this case, since the active layer and the buffer layer having the same constituent elements include in, the lattice mismatching between the substrate and the active layer is readily eased by the adjustment of each element composition, and photoelectrons are efficiently produced from the active layer through the absorption of the light for detection with a wavelength of 200 to 600nm.
