Abstract:

PROBLEM TO BE SOLVED: To provide a photoelectric cathode with good sensitivity in an infrared region and an electron tube using it.
SOLUTION: A photoelectric cathode is formed to emit photoelectrons corresponding to an incident light in a infrared region. In this case, it includes an InP substrate 1, an InAsx2P1-x2 (0<x2<1) buffer layer 2 of a first conductive type lattice-matched thereto, an Inx1Ga1-x1As (0<x1<0.53) light absorbing layer 3 of a first conductive type lattice-matched thereto, an InAsx3P1-x3 (0<x3<1) electron emitting layer 4 of a first conductive type lattice-matched thereto, an InAsx3P1-3x contact layer 5 of a second conductive type formed into a preset pattern thereon for exposing the electron emitting layer 4 in almost uniform distribution, an active layer 8 of alkarine metal or its oxide or its fluoride formed on the exposed surface of the electron emitting layer 4, a first electrode 6 on the contact layer 5 and a second electrode 7 below the substrate 1.
