PURPOSE: To make possible image formation by coherent monochromatic light by providing a photoreceptive layer made into multi-layered structure on a base having a specific surface characteristic, incorporating at least one kind of O, C or N atoms therein and distributing ununiformly the Ge of at least one layer thereof.
CONSTITUTION: The photoreceptive layer 1000 made into the laminated structure in which the 1st layer 1002 contg. a-SiGe and the 2nd layer 1003 contg. a-Si as well a an antireflecting surface layer 1006 are successively laminated is disposed on the base 1001 formed with many projecting parts having the sectional shape superposed with auxiliary peaks on main peaks in the prescribed cutting position. The distribution of the Ge in the layer 1002 is made ununiform in the layer thickness direction and one kinds of O, C or N atoms is incorporated into the layer 1000. The electrical characteristics are stabilized and the high sensitivity and high SN ratio are obtd. without the influence of residual potential on image formation when such photoreceptive member is used for electrophotography. The photoreceptive member has excellent resistance photo-fatigue and repetitive use characteristic and yields stably and repeatedly the sharp image having high image quality. Said member has the high photosensitivity over the entire visible region, has good matching with a semiconductor laser and has fast light responsiveness.
