Abstract:
PROBLEM TO BE SOLVED: To reduce initial variations in switching loss and surge voltage, and further, to reduce a surge voltage generated when a power semiconductor element is turned off in an overcurrent state.SOLUTION: A power MOS 43 is turned on by injection of a control drive current I41 supplied from a constant current circuit 20 and a switch 41 to its input capacitance of a gate, and turned off by discharge of stored electric charge in the input capacitance and by emission of a control drive current I42 via a switch 42 and a constant current circuit 30-1. In a case of an overcurrent state when the power MOS 43 is turned off, the overcurrent state is detected by a surge voltage suppression circuit 50, and the control drive current I42 is reduced, and the reduced control drive current I43 is emitted to turn off the power MOS 43.SELECTED DRAWING: Figure 1
