Abstract:
PURPOSE: To provide a flash laser light by allowing a mirror of sloping surface to reflect, in a vertical direction, the laser light emitted from a cleavage plane of an integrated circuit 2, comprising plural unit lasers integrated in array on a chip of a semiconductor material. CONSTITUTION: On a substrate 27 of III-V group element, for example semiinsulating GaAs, a reflection body 28 is etched to form a flat bar of trapezoidal crosssection with both sides inclined at 45 deg., and the both sides of a slope 29 is metal-coated for forming a mirror. A semiconductor laser array 30 is formed between bars 28. The array 30 comprises plural epitaxial growth layers 16 of GaAsn layer 40 to GaAlAsP layer 48 integrated on the substrate 27. By plural grooves 17 formed on the layer 16, a light-emitting strip 18 of unit laser is partitioned. Metal coatings 32 and 33 are provided on the upper surfaces of the layer 16 and the bar 28. With an electric current supplied between the metal coatings 32 and 33 and the conductive layer 40, the laser light from each unit laser emitted from the cleavage planes on both sides of the layer 16 is reflected upward on the mirror surface of the bar 28.
