Abstract:

PURPOSE: To provide a semiconductor optical modulator of a lamination direction coupler type having a large quenching ratio.

CONSTITUTION: This semiconductor optical modulator of the lamination direction.coupler type of a first embodiment has first and second waveguide layers laminated via a clad layer. The output end 10a of the first waveguide layer 10 from which modulated signal light is emitted has a saturable absorber 30. This saturable absorber 30 consist of InGaAsP having a band gap wavelength 1.5μm and is formed over a length of about 50μm along the longitudinal direction of the waveguide layers.
