Abstract:
To provide a horizontal semiconductor device capable of suppressing the generation of snapback phenomenon.
The semiconductor device 10 is equipped with a drain region 32, a body region 38, a body contact region 37, and a source region 36. The source region 36 is formed in a protuberance 52 formed on the upper surface 30 of a semiconductor upper layer 24. The body contact region 37 is provided at a position except that of the protuberance 52. The source region 36 is formed at a position out of the inside of a horizontal plane wherein the drain region 32, the body region 38 and the body contact region 37 are arrayed in the horizontal direction.
