Abstract:

PROBLEM TO BE SOLVED: To prevent injection of a current to a spot size transformation part.
SOLUTION: A semiconductor optical element comprises a laser for oscillating a laser by applying a voltage; and a spot size transformation part for transforming an optical spot size. A waveguide layer 12 is formed on an n-type clad layer 11 formed on an n-type substrate 10, and propagates lights, and a layer thickness is substantially constant in a laser and is continuously continued in the spot size transformation part. A p-type current block layer 14 and an n-type current block layer 15 are formed in the spot size transformation part on a first p-type clad layer 13 formed on the waveguide layer 12, thereby preventing inflow of a current into the spot size transformation part by an inverse joint. A second p-type clad layer 16 is formed in the laser on the first p-type clad layer 13, and has higher carrier concentration than the p-type current block layer 14. A metal current 19 is formed on the second p-type clad layer 16.
