Abstract:
PURPOSE: To provide a semiconductor surface type optical switch wherein large ON/OFF ratio is ensured, loss is a little, and switching speed is large.
CONSTITUTION: On both sides of a substrate 1, each of the resonators 51, 52 are formed, which have semiconductor distributed reflecting (DBR) mirrors 21, 41, 22, 42, and are vertical to the substrate 1. The first resonator 51 is constituted as a surface emitting laser, and the second resonator 52 is constituted as an optical modulator wherein the refractive index is changed by changing the applied voltage. A resonator constituted by a multiple quantum well can be used as an optical modulator.
