Abstract:

PURPOSE: To enable quick bonding by adding a surfactant containing both a lyophilic group and a lyophobic group to a silver-glass paste to eliminate a predrying stage and to impart a bonding layer not having voiding/cracking for bonding of a die.

CONSTITUTION: The silver-glass paste contains essential components of a silver flake, lead borate glass frit, resin, an organic vehicle, in addition a surfactant containing both a lyophilic group and a lyophobic group. Tendency to generate flocculation is reduced with using the surfactant and paste stability is improved. That is, a lyophobic radical of the surfactant is absorbed to a surface of a silver or glass particle to form a steric barrier 2 for a vehicle. On the other hand, a lyophilic component or a tip of the surfactant is extended into a steric layer. Aggregation of particles is suppressed by thickening the steric barrier 2, physically maintaining dispersed particles 1 and reducing an efficiency of intermolecular collision.
