PURPOSE: To separate a section, to which a signal is input, and a section, from which the signal is output, completely, and to enable the amplification of high gains by disposing two pairs of insulated electrodes at a right angle to the direction of drift of electrons.
CONSTITUTION: In a solid-state progressive-wave amplifying element 11, slow- wave circuits 12 are mounted onto an electron transit layer 5 in a semiconductor substrate 6 composed of GaAs, etc., through an insulating layer 4. The slow- wave circuits 12 consist of two electrodes 13 and 14. The electrodes 13 are arranged in a regular interval at a right angle to the direction of drift of electrons, have three leg sections 13A, 13B and 13C connected at both ends and have terminal sections 13D and 13E extended to both end sections of the element. Ultra-high frequency from a signal source is transmitted over the slow-wave circuits from the input terminal sections 13D, 13E, conducts interaction with drift electrons and is amplified, and progresses as it is and an output is extracted from terminal sections 13E, 14E on the reverse side. According to the constitution, the output can be extracted separated from an input without using a circulator.
