Abstract:

PURPOSE: To facilitate collection of light quanta generated as minor carriers deep in a substrate by forming a rectification junction on the surface after a layout of holes or a groove arrangement on the surface of a semiconductor substrate using a laser layout needle and extending the junction to the holes or the grooves.
CONSTITUTION: A substrate 10 has a rear contact 11 and a rectification junction 12 on an upper face thereof. In this case, there is a rectification junction 12 between the p-type semiconductor substrate 10 and an upper layer 13 extended to an upper surface of the substrate 10. The upper layer 13 is of an impurity type contrary to the substrate 10. In this case, a groove and a hole 14 formed with a layout needle on the surface of the substrate 10 increase an area of the rectification junction greatly. In addition, by placing the rectification junction part in a region closer to the sertion where minor carriers are produced, it is possible to collect easily minor carriers 15 generated deep in the substrate 10.
