Abstract:
PURPOSE: To stabilize electrical, optical and photoconductive characteristics at all times by incorporating nitrogen into the 1st layer contg. Ge distributed nonuniformly in the layer thickness direction.
CONSTITUTION: The 1st photoconductive layer 102 constituted of an amorphous material contg. Si and Ge and the 2nd layer 3 constituted of an amorphous material contg. Si and C are provided on a base 101. Ge in the layer 102 is nonuniformly distributed in the layer thickness direction and the Ge is distributed preferably more toward the base side in the layer 102. Nitrogen is incorporated into the layer 102.
