Abstract:
PROBLEM TO BE SOLVED: To provide a semi-cured product excellent in moldability of transfer molding.SOLUTION: A semi-cured product of a resin composition contains an epoxy compound having an isocyanurate skeleton and three glycidyl groups, a cyclohexane tricarboxylic acid anhydride, and a cyclohexane dicarboxylic acid anhydride, where a mass ratio of the cyclohexane tricarboxylic acid anhydride to the cyclohexane dicarboxylic acid anhydride is 75:25 to 85:15, a ratio ((Y+Z)/X) of the total equivalent of an equivalent (Y) of a reactive group of the cyclohexane tricarboxylic acid anhydride and an equivalent (Z) of a reactive group of the cyclohexane dicarboxylic acid anhydride to an epoxy equivalent (X) of the epoxy compound is 0.65 to 0.75, a softening point temperature of the semi-cured product is 50°C or higher, and melt viscosity at 150°C is 2 to 18 Pa s.SELECTED DRAWING: None
