Abstract:
A bidirectional AC switch (100) is configured such that cells (110ij) are connected in m series × n parallel connections, each of the cells being provided with a SiC-MOSFET Q1ij with a gate G1ij, a source S1ij, and a drain D1ij, a SiC-MOSFET Q2ij with a gate G2ij and a source S2ij short-circuited to G1ij and S1ij, and with a drain D2ij, and a gate drive circuit (13ij) for applying gate voltage to the gates G1ij, G2ij short-circuited to each other. Currents flowing through a channel part of Q1ij and a body diode BD1ij part of Q1ij when positive voltage is applied to the S1ij side of Q1ij are compared, and a rated current when a current is passed between switch output terminals T1, T2 is set within a current range in which the current flowing through the channel part side is larger. The present invention provides a non-voltage contact bidirectional AC switch which has excellent linearity of voltage-current characteristic, and is compact, inexpensive, long-life, high-withstand-voltage, large-current-capacity, and capable of high-speed response.
