Title:
BLUE-COLORED ALUMINUM OXIDE SINGLE CRYSTAL AND METHOD FOR PRODUCING ALUMINUM OXIDE SINGLE CRYSTAL
Document Type and Number:
WIPO Patent Application WO/2017/187647
Kind Code:
A1
Abstract:
The purpose of the present invention is to provide, at an industrially reasonable cost, an aluminum oxide single crystal which exhibits a bright blue color, such as sky blue or marine blue, even to the interior of the crystal. In the present invention, the crystal grows from a starting material which has a cobalt concentration with respect to aluminum atoms of 1700 to 13700 ppm by using a flame fusion method using hydrogen-oxygen flames. Alternatively, the crystal grows from a starting material which has a cobalt concentration with respect to aluminum atoms of 5000 to 20000 ppm by using a rotating and pulling method. Subsequently, in an atmosphere of oxygen partial pressure of 10-6 to 10-9 atm, the crystal is heat treated at a predetermined temperature. Thus, this production method allows a blue-colored aluminum oxide single crystal which has a cobalt concentration with respect to aluminum atoms of 50 to 130 ppm to be produced.
