Abstract:
A dynamic random access memory test method and device, relating to the technical field of memories. A dynamic random access memory comprises a base substrate (402) and a plurality of memory cells (3062, 3064); each memory cell (3062, 3064) comprises a storage capacitor (4062, 4064) and a first transistor which is an NMOS transistor; a first electrode plate of the storage capacitor (4062, 4064) of each memory cell (3062, 3064) is electrically connected to a drain (4082, 4084) of the corresponding first transistor; a P-type silicon substrate of the first transistor of each memory cell (3062, 3064) is electrically connected to the base substrate (402). The method comprises: by applying a first voltage (V1) to the base substrate (402) and applying a second voltage (V2) to a second electrode plate (404) of the storage capacitor (4062, 4064) of each memory cell (3062, 3064), charging the storage capacitor (4062, 4064) of the memory cell (3062, 3064), wherein the first voltage (V1) is higher than the second voltage (V2) (S502); and after the storage capacitor (4062, 4064) of each memory cell (3062, 3064) is charged for a predetermined time period, performing a reading operation on the memory cell (3062, 3064) so as to perform a burn-in test on a dynamic random access memory (S504). The method can avoid loss in related circuits caused by use of activation, writing, and pre-charge command actions in writing background during burn-in tests.
