Abstract:
[Problem] To provide: a heat spreader which is capable of more efficiently and rapidly removing heat from elements than existing ones and of sufficiently accommodating further increases in performance and power of various appliances; and an efficient process for producing the heat spreader. [Solution] The heat spreader includes a Cu-Mo composite material and comprises: a Cu-Mo layer having an average thickness of 0.6 mm or less and a thickness unevenness of 0.1 mm or less; and Cu layers directly laminated to both surfaces thereof. The production process comprises: flattening a Cu-Mo composite material plate for constituting the Cu-Mo layer; and thereafter bonding Cu sheets for constituting the Cu layers to both surfaces of the flattened plate by rolling.
