Abstract:
An integrated compound semiconductor light-emitting device excellent in in-plane uniformity of light emission intensity and capable of emitting light like from a large-area surface light source. The light-emitting device comprises light-emitting units (11) provided on a transparent substrate (21). Each light-emitting unit has thin-film crystal layers (24, 25, 26), and first- and second-conductivity-type-side electrodes (27, 28). The light take-out direction is from the substrate. The first- and second-conductivity-type-side electrode are formed on the opposite side to the light take-out direction. The light-emitting units are electrically isolated from one another by inter-light-emitting-units isolation trenches (12). The integrated component semiconductor light-emitting device further comprises optical coupling layer (23) provided between the substrate and the first conductivity type clad layer commonly to the light-emitting units, optically coupling the light-emitting units, and distributing the light to the overall integrated compound semiconductor light-emitting device.
