Title:
MAGNETIC SKYRMION ELEMENT BASED ON DZYALOSHINSKII–MORIYA INTERACTION ADJUSTMENT
Document Type and Number:
WIPO Patent Application WO/2020/213844
Kind Code:
A1
Abstract:
A skyrmion element according to an embodiment of the present invention comprises: a magnetic pattern comprising a metal layer and a magnetic layer, which have a Dzyaloshinskii–Moriya interaction, through which an in-plane current flows, which extend in a first direction, and which are successively laminated; a control electrode disposed so as to cover a part of the magnetic pattern, the control electrode comprising at least one opening; at least one writing magnetic tunnel junction structure spaced apart from the control electrode and disposed on the magnetic pattern so as to produce a skyrmion inside the magnetic pattern; at least one detection magnetic tunnel junction structure disposed in the opening of the control electrode so as to detect the skyrmion or the phase state of the skyrmion, the at least one detection magnetic tunnel junction structure being arranged in a second direction perpendicular to the first direction within a plane on which the magnetic pattern is disposed; and an insulating layer disposed between the control electrode and the magnetic pattern. The skyrmion travels along the first direction of the magnetic pattern by means of the in-plane current. A voltage applied to the control electrode locally changes the Dzyaloshinskii–Moriya interaction of the magnetic pattern and thus moves the skyrmion so as to have a displacement in the second direction perpendicular to the first direction within the plane on which the magnetic pattern is disposed.
