Abstract:
When the threshold of a control element in a memory cell changes, the present invention improves the reliability of the data stored therein without increasing power consumption. Provided is a memory that includes a memory cell, a reference cell, and an access control unit, wherein the memory cell changes from a non-conducting state to a conducting state in accordance with an applied voltage with a threshold voltage as the state boundary while changing between a high resistance state and a low resistance state in accordance with the voltage applied in the conducting state. The reference cell changes from the non-conducting state to the conducting state in accordance with an applied voltage with a reference threshold voltage as the state boundary. The access control unit estimates the reference threshold voltage measured by the reference cell as a threshold voltage of the memory cell, and applies the voltage to the memory cell when accessing the memory cell.
