Abstract:
An optical semiconductor element 100 having a mesa part is provided with a substrate 1, and semiconductor layers 2, 3, 4 provided on the substrate 1. The optical semiconductor element 100 is furthermore provided with a first contact electrode 5, a second contact electrode 6 provided on the semiconductor layers, first draw-out wiring 7 connected to the first contact electrode 5, second draw-out wiring 8 connected to the second contact electrode 6, and an insulating film 9 provided so as to cover at least the upper surfaces of the semiconductor layers and the second contact electrode 6. The second draw-out wiring 8 is connected to the second contact electrode 6 via an opening 9a in the insulating film 9. An outer peripheral end of the second contact electrode 6 in a portion where at least the second contact electrode 6 and the second draw-out wiring 8 are connected is positioned above and outward from an outer peripheral end of a connection portion with respect to the semiconductor layers, and an inner peripheral end of the second contact electrode 6 is positioned above and inward from an inner peripheral end of the connection portion with respect to the semiconductor layers.
