The present invention relates to a preparation method for a spherical or angular power filler, and provides a spherical or angular siloxane containing a T-unit. T-unit=R1SiO3-, R1 is a hydrogen atom or an organic group of independent optional carbon atoms 1 to 18. Under an inert gas atmosphere or an air atmosphere condition, heat processing is performed to the spherical or angular siloxane at a temperature of 250 to 650 degree such that silicon hydroxyl in the spherical or angular siloxane is condensed to obtain the spherical or angular power filler. In the T-unit of the spherical or angular power filler, the content of those units without hydroxyl account for 95% or more, and the content of those units with hydroxyl account for 5% or less. The present invention further provides a spherical or angular power filler obtained by the described preparation method. The present invention also provides an application of the described spherical or angular power filler. The spherical or angular power filler according to the present invention has low permitivity, low water absorption rate and low radioactivity.
