Abstract:
A radio-frequency switch circuit, comprising a plurality of radio-frequency signal channels (RF1, RF2, …, RFN). Each of the radio-frequency signal channels (RF1, RF2, …, RFN) comprises series branches (1, 2, …, N) and parallel branches (1, 2, …, N). Each of the parallel branches (1, 2, …, N) comprises N stacked MOS transistors (M01, M02, …, M0N). Each of the parallel branches (1, 2, …, N) further comprises N grid parallel resistors (Rg) respectively connected with grid electrodes of the N MOS transistors (M01, M02, …, M0N), and M bias resistors (Rbias1, Rbias2), one end of each of the M bias resistors (Rbias1, Rbias2) being connected with at least one grid parallel resistor (Rg) and the other end thereof being connected with parallel control signals (VGsht1, VGsht2, …, VGshtN). Therefore, the grid parallel resistors (Rg) in the parallel branch (1, 2, …, N) all are connected with the bias resistors (Rbias1, Rbias2) and then are connected to control signal (VGsht1, VGsht2, …, VGshtN) ports. Non-uniform distribution of a large voltage swing on each of the stacked MOS transistors (M01, M02, …, M0N) can be very effectively improved, and each of the transistors bears the relatively uniform voltage swing; and thus, the transistors on the top end of a stacked transistor chain are prevented from being first broken down, and the worsening of a switching harmonic due to the large voltage swing on the transistors is prevented, thereby further improving the power handling capacity and the linearity of the radio-frequency switch.
