Abstract:
A real-time online prediction method for a semiconductor power device dynamic junction temperature. The method calculates a power device loss in a discretised manner by reusing electrical parameter sampling values necessary for closed-loop control of an original system, and obtains a real-time junction temperature of a power device via online iterative calculation in combination with an optimal fit discretised dynamic thermal resistance model. The present invention has the following advantages: reusing electrical parameter sampling values necessary for closed-loop control of a system as an input, and not adding any extra system hardware circuits and costs; utilising the idea of discretised iterative calculation, saving processor resources to the greatest possible extent, implementing online calculation, and ensuring the real-time nature of a dynamic junction temperature calculation; using an optimal fit discretised dynamic thermal resistance model to perform iterative calculation, and ensuring calculation accuracy at the same time as ensuring the real-time nature of a power device dynamic junction temperature calculation. The present invention satisfies requirements such as protection, lifespan prediction and reliable design, and also meets requirements for actual engineering applications.
