Abstract:
This rectifying circuit comprises an HEMT and a diode connected in reverse parallel to the HEMT, wherein: the forward voltage drop when conduction of the diode starts is smaller than the voltage drop when the HEMT conducts reversely in an OFF state in accordance with the amount of the rectifying current when the HEMT conducts reversely in an ON state; the inductance of a path going through the diode, from among a plurality of paths connecting a source terminal and a drain terminal of the HEMT is larger than the inductance of a path going through the HEMT; and the amount of charge stored in a parasitic capacitance of the diode is less than the amount of charge stored in an output capacitance of the HEMT. Due to this configuration, provided is a rectifying circuit that reduces switching loss due to a charge accumulated in the parasitic capacitance of a HEMT.
