Abstract:
[PROBLEMS] To provide a switching device reversibly and repetitively exhibiting two
greatly different stable resistive characteristics and applicable to a highly-integrated
nonvolatile memory. [MEANS FOR SOLVING PROBLEMS] A switching device characterized
in that the device comprises a variable resistive element interposed between
two electrodes and having a metal oxide thin film composed of a single center metal
element and including a composition fluctuation, a control circuit for selectively
applying a voltage or current of a first threshold or more, a voltage or current
of a second threshold or less the absolute value of which is smaller than that of
the first threshold, or a voltage or current of a third threshold or less the absolute
value of which is smaller than that of the second threshold is connected between
the electrodes, and the resistive characteristics between the electrodes in
a potential or current region the absolute value of which is at least equal to or
less than the third threshold can be reversively varied from 1,000 to 10,000 times.
