Abstract:
A nonvolatile semiconductor storage apparatus comprises a resistance memorizing element (14) that memorizes high and low resistive states and switches them in response to an application of a voltage; a transistor (12) that has its drain terminal connected to an end of the resistance memorizing element (14) and its source terminal connected to a reference voltage; and a transistor (16) that has its source terminal connected to the other end of the resistance memorizing element (14). In the nonvolatile semiconductor storage apparatus, when a write voltage is applied to the resistance memorizing element (14) via the transistor (16) so as to cause the resistance memorizing element (14) to switch from its low resistive state to its high resistive state, the voltage to be applied to the gate terminal of the transistor (16) is established such that it is equal to or greater than a sum of a reset voltage of the resistance memorizing element (14) and the threshold voltage of the transistor (16) but smaller than a sum of a set voltage of the resistance memorizing element (14) and that threshold voltage, thereby controlling the voltage to be applied to the resistance memorizing element (14) such that it is equal to or greater than the reset voltage but smaller than the set voltage of the resistance memorizing element (14).
