Abstract:

PROBLEM TO BE SOLVED: To provide a modulator technology with which deterioration of modulator characteristics is suppressed by suppressing increase of carrier density in an active layer of an electro-absorption (EA) modulator and further efficiency of electric field application to the active layer in an impedance control type EA modulator is improved.
SOLUTION: The semiconductor EA modulator comprises an optical waveguide having the active layer to absorb light with the electric field application formed therein. By widening the width of the optical waveguide 106 of the EA modulator part at the light incident part where the light intensity is maximum and forming the optical waveguide into a tapered shape continuously getting narrower as going closer from here to the light emitting part, light absorption per unit area is averaged in the optical axis direction, dependence on input light intensity is reduced in extinction and chirping characteristics, etc. of the EA modulator and further deterioration of frequency response is suppressed. Furthermore, in the impedance control type EA modulator, an effective voltage applied to the active layer part is improved and the extinction characteristics of the EA modulator can be realized.
