Abstract:
To protect a semiconductor photodetector against optical crosstalks which is used for an optical communication module that transmits and receives optical signals of different wavelengths through a single optical fiber.
An n-InGaAsP absorbing layer 11 which absorbs transmitting light and transmits receiving light is provided between the substrate and the light receiving layer of the semiconductor photodetector, and an n-InP carrier diffusion suppressing layer 21 suppressing the diffusion of holes is provided between the light receiving layer and the absorbing layer, and the absorbing layer is set as thick as 2 to 6 μm and has a carrier concentration of below 1×1017cm-3.
