Abstract:
A measurement system for use with a light amplification cavity comprises: an input optical element; an imaging system; and a detector. The input optical element is for receiving an input radiation beam and directing: a first portion of the input radiation beam along a first optical path; and a second portion of the input radiation beam along a second optical path (for example into a light amplification cavity). The imaging system is arranged on the first optical path and configured to form in an image plane: first and second images of the first portion of the input radiation beam, the first and second images being of two different planes along the first optical path. The detector is disposed in the image plane and is operable to detect the first and second images.

Claims:
CLAIMS

1. A measurement system for use with a light amplification cavity, the measurement system comprising:

an input optical element for receiving an input radiation beam and directing: a first portion of the input radiation beam along a first optical path; and a second portion of the input radiation beam along a second optical path;

an imaging system arranged on the first optical path and configured to form in an image plane: first and second images of the first portion of the input radiation beam, the first and second images being of two different planes along the first optical path; and

a detector disposed in the image plane and operable to detect the first and second images.

The measurement system of claim 1, further comprising steering optics, the steering optics being arranged to receive the input radiation beam and to direct the input radiation beam to the input optical element, wherein the steering optics comprises an adjustment mechanism operable to control a direction and/or position of the input radiation beam at the input optical element.

3. The measurement system of claim 1 or claim 2 further comprising a display for displaying the images of the input radiation beam in two different planes along the first optical path.

4. The measurement system of any preceding claim further comprising a memory operable to store information about a nominal direction and/or nominal position of an input radiation beam.

The measurement system of claim 4 when dependent on claim 2 further comprising a feedback loop operable to use the adjustment mechanism of the steering optics to control the position and or direction of the input radiation beam until the position and/or direction of the input radiation beam substantially coincide with the nominal direction and/or nominal position of an input radiation beam.

The measurement system of claim 4 or claim 5 when dependent on claim 3 wherein the display is further operable to display at least one visual marker for each of the first and second images, the at least one visual marker being indicative of a position and or shape of that one of the first and second images when the position and or direction of the input radiation beam substantially coincides with the nominal direction and/or nominal position of an input radiation beam.

The measurement system of any preceding claim wherein the imaging system comprises a lens having two surfaces which are each provided with a reflective coating, at least one of said two surfaces being curved, and wherein the second portion of the input radiation beam is incident on the second lens off-axis and wherein the first and second images are formed from separate portions of the second portion of the input radiation beam, the separate portions experiencing a different number of reflections from the two surfaces.

The measurement system of claim 7 wherein the first image is formed from a first transmitted portion of the radiation incident on the lens which is transmitted at both the first and the second surfaces of the lens; and wherein the second image is formed from a second transmitted portion of the radiation incident on the lens which is transmitted at the first surface, internally reflected at the second surface, internally reflected at the first surface and then transmitted at the second surface.

9. The measurement system of claim 8 wherein the radii of curvature of the first and second surfaces are such that a diameter of the first image in the image plane is bigger than a diameter of the second image in the image plane.

The measurement system of claim 9 wherein the first and second surfaces have a reflectivity of R and wherein the radii of curvature of the first and second surfaces are such that the diameter of the first image in the image plane is bigger than the diameter of the second image in the image plane by a factor of R.

The measurement system of any one of claims 7 to 9 wherein the reflectivities of the reflective coatings on the first and second surfaces of the lens and the radii of curvature of the first and second surfaces of the lens are such that the intensity densities of the two images are substantially matched.

12. The measurement system of any preceding claim, further comprising chromatic optics arranged on the first optical path and configured to split the input radiation beam into at least two wavelength components and to direct said at least two components to different portions of the detector.

13. The measurement system of claim 12 wherein the chromatic optics comprises an optical element comprising first and second opposed surfaces, the first and second opposed surfaces arranged at a non-zero angle to each other;

wherein the first surface is provided with a coating that is reflective for a first wavelength of radiation and transmissive for a second wavelength of radiation; and

wherein the second surface is reflective for the second wavelength of radiation.

14. The measurement system of claim 13 wherein the second surface of the optical element is provided with a coating that is reflective for the second wavelength of radiation. 15. A system comprising:

an amplification cavity;

the measurement system of any preceding claim, wherein the amplification cavity is arranged along the second optical path.

16. The system of claim 15 wherein the amplification cavity comprises:

two coaxial generally cylindrical electrodes;

a gain medium provided in a generally tube shaped cavity defined between the two coaxial generally cylindrical electrodes; and

a generally annular mirror disposed at each end of the cavity.

17. The system of claim 15 or claim 16, the system further comprising:

a seed laser operable to output a seed laser beam, the input optical element being arranged receive the seed laser beam as the input radiation beam.

18. A laser system comprising the system of any one of claims 15 to 17.

19. A laser produced plasma radiation source comprising:

a fuel emitter operable to produce a fuel target at a plasma formation region; and

the laser system of claim 18 arranged to irradiate the fuel target at the plasma formation region so as to produce a plasma.

20. A lithographic system comprising:

the laser produced plasma radiation source of claim 19; and

a lithographic apparatus.

21. A method for aligning an input radiation beam with an amplification cavity, the method comprising:

receiving the input radiation beam;

directing a first portion of the input radiation beam along a first optical path; and directing a second portion of the input radiation beam along a second optical path for receipt by the amplification cavity;

forming in an image plane: first and second images of the first portion of the input radiation beam, the first and second images being of two different planes along the first optical path; and

detecting the first and second images in the image plane.

22. The method of claim 21, further comprising controlling a direction and/or position of the input radiation beam.

23. The method of claim 21 or claim 22 further comprising comparing at least one characteristic of each of the first and second images to a nominal value of said at least one characteristic, said nominal value being indicative of a nominal direction and or nominal position of the input radiation beam.

24. The method of claim 23 when dependent on claim 22 further comprising controlling the position and/or direction of the input radiation beam until the at least one characteristic of each of the first and second images substantially matches a nominal value of said at least one characteristic.

A MEASUREMENT SYSTEM FOR USE WITH A LIGHT AMPLIFICATION CAVITY

CROSS-REFERENCE TO RELATED APPLICATIONS

[0001] This application claims priority of EP application 19185779.6 which was filed on July 11, 2019 and which is incorporated herein in its entirety by reference.

FIELD

[0002] The present invention relates to a measurement system for use with a light amplification cavity. The light amplification cavity may form part of a laser system, which may in turn form part of a laser produced plasma (LPP) radiation source. The LPP radiation source may produce extreme ultraviolet (EUV) radiation and may form part of a lithography system.

BACKGROUND

[0003] A lithographic apparatus is a machine constructed to apply a desired pattern onto a substrate. A lithographic apparatus can be used, for example, in the manufacture of integrated circuits (ICs). A lithographic apparatus may, for example, project a pattern at a patterning device (e.g., a mask) onto a layer of radiation-sensitive material (resist) provided on a substrate.

[0004] To project a pattern on a substrate a lithographic apparatus may use electromagnetic radiation. The wavelength of this radiation determines the minimum size of features which can be formed on the substrate. A lithographic apparatus, which uses extreme ultraviolet (EUV) radiation, having a wavelength within the range 4-20 nm, for example 6.7 nm or 13.5 nm, may be used to form smaller features on a substrate than a lithographic apparatus which uses, for example, radiation with a wavelength of 193 nm.

[0005] EUV radiation for a lithographic apparatus may be produced by a laser produced plasma (LPP) radiation source. Within an LPP radiation source, a laser beam may be used to irradiate fuel droplets so as to produce a plasma which will emit EUV radiation.

SUMMARY

[0006] According to a first aspect of the invention there is provided a measurement system for use with a light amplification cavity, the measurement system comprising: an input optical element for receiving an input radiation beam and directing: a first portion of the input radiation beam along a first optical path; and a second portion of the input radiation beam along a second optical path; an imaging system arranged on the first optical path and configured to form in an image plane: first and second images of the first portion of the input radiation beam, the first and second images being of two different planes along the first optical path; and a detector disposed in the image plane and operable to detect the first and second images. [0007] The second optical path lead to (and may form an input optical path for) a light amplification cavity. Therefore, in use, the input optical element can receive an input radiation beam and direct the second portion of the radiation beam to such a light amplification cavity whilst also directing the first portion of the input radiation beam along the first optical path. The measurement system according to the first aspect of the invention is advantageous since it allows for the position and direction of an input radiation beam (which is to be input to a light amplification cavity) to be determined. In particular, as discussed further below, it allows for such measurements to be used as part of a feedback alignment process for aligning an input radiation beam with a light amplification cavity.

[0008] It will be appreciated that a position and/or direction of the first portion of the input radiation beam is indicative of, or related to, the position and or direction of the second portion of the input radiation beam (which may be input for a light amplification cavity). For example, the input optical element may be a beam splitter.

[0009] Each of the first and second images can provide information relating to a position of the input radiation beam.

[00010] It will be appreciated that the two different planes along the first optical path which are imaged onto the detector may be axially spaced apart on the first optical path. Here, an axial direction should be understood to mean a direction along an optical path along which radiation or light propagates. Since the first and second images are of two different planes along the first optical path, in combination the first and second images can provide information relating to a direction of the input radiation beam.

[00011] The measurement system may further comprise steering optics. The steering optics may be arranged to receive the input radiation beam and to direct the input radiation beam to the input optical element. The steering optics may comprise an adjustment mechanism operable to control a direction and or position of the input radiation beam at the input optical element.

[00012] Advantageously, such an arrangement allows a position and/or direction of a radiation beam that is input into a light amplification cavity to be optimized. The adjustment mechanism of the steering optics can be used to control a direction and/or position of the input radiation beam at the input optical element. Simultaneously, the position and/or direction of the radiation beam can be monitored using the first and second images that are formed on the detector. A user can therefore use the adjustment mechanism of the steering optics to align the input radiation beam to a light amplification cavity. For example, the user may use the adjustment mechanism of the steering optics to control the position and or direction of the input radiation beam until the first and second images have desired positions and/or shapes.

[00013] It will be appreciated that the steering optics may comprise any system of optics that allows a direction and/or position of the input radiation beam to be controlled. In one embodiment, the steering optics may comprise two movable mirrors arranged to receive the input radiation beam sequentially. For example, each of the movable mirrors may be rotatable and/or translatable. In one embodiment, each of the movable mirrors may be rotatable about two mutually orthogonal axes.

[00014] The measurement system may further comprise a display for displaying the images of the input radiation beam in two different (axially spaced) planes along the first optical path. This may provide a visual guide for a user performing an alignment process.

[00015] The measurement system may further comprise a memory operable to store information about a nominal direction and or nominal position of an input radiation beam.

[00016] For example, the memory may store information about the first and second images that would be formed when the input radiation beam is pointing in the nominal direction and/or is at the nominal position. The memory may store the first and second images that would be formed when the input radiation beam is pointing in the nominal direction and/or is at the nominal position. Additionally or alternatively, the memory may store information about these first and second images such as, for example, central positions thereof.

[00017] The measurement system may further comprise a feedback loop operable to use the adjustment mechanism of the steering optics to control the position and or direction of the input radiation beam until the position and/or direction of the input radiation beam substantially coincide with a nominal direction and/or nominal position of an input radiation beam.

[00018] Such an arrangement may, advantageously, allow an alignment process for a light amplification cavity to be substantially automated.

[00019] The display may be further operable to display at least one visual marker for each of the first and second images, the at least one visual marker being indicative of a position and or shape of that one of the first and second images when the position and/or direction of the input radiation beam substantially coincides with a nominal direction and or nominal position of an input radiation beam.

[00020] For example, a marker (for example a cross) may be displayed on the display to indicate a desired or nominal position of a center of each of the first and second images. A user can use the adjustment mechanism of the steering optics to control the position and or direction of the input radiation beam until the center of each of the first and second images coincides with one of said markers.

[00021] It will be appreciated that the imaging system may comprise any system of optics that is operable to split the radiation beam into two parts and form the first and second images from said two parts.

[00022] The imaging system may comprise a lens having two surfaces which are each provided with a reflective coating, at least one of said two surfaces being curved, and wherein the second portion of the input radiation beam is incident on the second lens off-axis and wherein the first and second images are formed from separate portions of the second portion of the input radiation beam, the separate portions experiencing a different number of reflections from the two surfaces.

[00023] It will be appreciated that the axis of the lens may be an axis of rotation of the lens. It will be further appreciated that a radiation beam being incident on the second lens off-axis is intended to mean that the radiation beam is incident on a position which is at a non-zero distance from the axis of the second lens.

[00024] With such an arrangement, a first transmitted portion of the radiation incident on the lens is transmitted at both the first and the second surfaces of the lens. If the reflectivity of the coating on the two surfaces is R then the fraction of the incident radiation that forms this first transmitted portion is given by (1-R) 2 . The first transmitted portion may be referred to as the 0 th order beam.

[00025] Furthermore, a second transmitted portion of the radiation incident on the lens is transmitted at the first surface, internally reflected at the second surface, internally reflected at the first surface and then transmitted at the second surface. The fraction of the incident radiation that forms this second transmitted portion is given by R 2 (l-R) 2 . The second transmitted portion may be referred to as the 1 st order beam.

[00026] Since the second portion of the input radiation beam is incident on the lens off-axis (i.e. at a position which is at some non-zero distance from an axis of the lens), the first and second transmitted portions are spatially separated and therefore will be incident on different parts of the detector.

[00027] Furthermore, the first and second transmitted portions pass through different paths in the lens. In particular, the second transmitted portion experiences an additional two reflections from the two surfaces of the lens (at least one of which is curved). Therefore, in effect, the first and second transmitted portions experience different amounts of optical power. Equivalently, a focal length of the lens is different for the first and second transmitted portions. As a result, in the plane of detector, the first and second transmitted portions are images of the first portion of the input radiation beam from two different planes along the first optical path.

[00028] The first image may be formed from a first transmitted portion of the radiation incident on the lens which is transmitted at both the first and the second surfaces of the lens. The second image may be formed from a second transmitted portion of the radiation incident on the lens which is transmitted at the first surface, internally reflected at the second surface, internally reflected at the first surface and then transmitted at the second surface.

[00029] The radii of curvature of the first and second surfaces may be such that a diameter of the first image in the image plane is bigger than a diameter of the second image in the image plane.

[00030] Since the first transmitted portion (from which the first image is formed) undergoes fewer reflections than the second transmitted portion (from which the second image is formed), the intensity of the first image will be greater than that of the second image. However, if the diameter of the first image in the image plane is bigger than the diameter of the second image in the image plane then the intensity densities of the two images can still be matched (and may also both be matched to the dynamic range of the detector).

[00031] The first and second surfaces may have a reflectivity of R and the radii of curvature of the first and second surfaces may be such that the diameter of the first image in the image plane is bigger than the diameter of the second image in the image plane by a factor of R. [00033] The measurement system may further comprise chromatic optics arranged on the first optical path and configured to split the input radiation beam into at least two wavelength components and to direct said at least two components to different portions of the detector.

[00035] It will be appreciated that each of the at least two wavelength components may be provided with separate steering optics, of the type described above (and comprising separate adjustment mechanisms operable to control a direction and/or position of each of the at least two wavelength components of the input radiation beam.

[00036] Each of the at least two wavelength components may be provided with a separate detector and or display. Alternatively, each of the at least two wavelength components may be detected by (different parts of) a single detector and or may be displayed on a single display.

[00037] First and second spatially separated images are formed by the imaging system. In addition, the chromatic optics are arranged to split each of these further into two portions (having different wavelengths). It will be appreciated that the dichroic optics may split the radiation in different (for example orthogonal) direction to the splitting that is performed by the imaging system. As a result, four images are formed on the detector: first and second images for a first wavelength and first and second images for a second wavelength.

[00038] The chromatic optics may comprise an optical element comprising first and second opposed surfaces; the first and second opposed surfaces may be arranged at a non- zero angle to each other. The first surface may be provided with a coating that is reflective for a first wavelength of radiation and transmissive for a second wavelength of radiation. The second surface may be reflective for the second wavelength of radiation.

[00039] Such an optical element can receive an input radiation beam comprising a mixture of the first wavelength and the second wavelength (for example incident on the first surface at a non- zero angle of incidence) and direct the first and second wavelength components to separate locations.

[00040] Such an optical element is particularly advantageous since it can perform multiple functions and therefore save space. An alternative chromatic optics may, for example, comprise two dichromic mirrors, a beam splitter and an optical component to ensure that the two wavelength components travel an equal optical path length.

[00041] The second surface of the optical element may be provided with a coating that is reflective for the second wavelength of radiation. The coating on the second surface of the optical element may also be transmissive for the first wavelength of radiation. [00042] According to a second aspect of the invention there is provided a system comprising: an amplification cavity; the measurement system of any preceding claim, wherein the amplification cavity is arranged along the second optical path.

[00043] With such an arrangement, the second portion of the input radiation beam (which is directed along the second optical path by the input optical element) is received by the amplification cavity. The amplification cavity is arranged to amplify the second portion of the input radiation beam.

[00044] In some embodiments, the system may comprise two measurement systems according to the first aspect of the invention, for example one at each end of the amplification cavity. The amplification cavity may be arranged along the second optical path of each of the two measurement systems according to the first aspect of the invention such that radiation can be received from each of the two input optical elements.

[00045] The amplification cavity may comprise: two coaxial generally cylindrical electrodes; a gain medium provided in a generally tube shaped cavity defined between the two coaxial generally cylindrical electrodes; and a generally annular mirror disposed at each end of the cavity.

Although generally annular (and therefore generally closing the generally tube shaped cavity defined between the two coaxial generally cylindrical electrodes), the shape of the two mirrors (and the initial position and direction of the input laser beam propagating along the second optical path) are arranged such that as the laser beam passes back and forth between the two mirrors its trajectory also processes azimuthally around an axis of the amplification cavity. For example, one of the mirrors may be generally conical in shape and the other mirror may be generally helical.

[00053] According to a sixth aspect of the invention there is provided a method for aligning an input radiation beam with an amplification cavity, the method comprising: receiving the input radiation beam; directing a first portion of the input radiation beam along a first optical path; and directing a second portion of the input radiation beam along a second optical path for receipt by the amplification cavity; forming in an image plane: first and second images of the first portion of the input radiation beam, the first and second images being of two different planes along the first optical path; and detecting the first and second images in the image plane.

DETAILED DESCRIPTION

[00060] Figure 1 shows a lithographic system comprising a radiation source SO and a lithographic apparatus LA. The radiation source SO is configured to generate an EUV radiation beam B and to supply the EUV radiation beam B to the lithographic apparatus LA. The lithographic apparatus LA comprises an illumination system IL, a support structure MT configured to support a patterning device MA (e.g., a mask), a projection system PS and a substrate table WT configured to support a substrate W.

[00061] The illumination system IL is configured to condition the EUV radiation beam B before the EUV radiation beam B is incident upon the patterning device MA. Thereto, the illumination system IL may include a facetted field mirror device 10 and a facetted pupil mirror device 11. The faceted field mirror device 10 and faceted pupil mirror device 11 together provide the EUV radiation beam B with a desired cross-sectional shape and a desired intensity distribution. The illumination system IL may include other mirrors or devices in addition to, or instead of, the faceted field mirror device 10 and faceted pupil mirror device 11.

[00062] After being thus conditioned, the EUV radiation beam B interacts with the patterning device MA. As a result of this interaction, a patterned EUV radiation beam B’ is generated. The projection system PS is configured to project the patterned EUV radiation beam B’ onto the substrate W. For that purpose, the projection system PS may comprise a plurality of mirrors 13, 14 which are configured to project the patterned EUV radiation beam B’ onto the substrate W held by the substrate table WT. The projection system PS may apply a reduction factor to the patterned EUV radiation beam B’, thus forming an image with features that are smaller than corresponding features on the patterning device MA. For example, a reduction factor of 4 or 8 may be applied. Although the projection system PS is illustrated as having only two mirrors 13, 14 in Figure 1, the projection system PS may include a different number of mirrors (e.g., six or eight mirrors).

[00063] The substrate W may include previously formed patterns. Where this is the case, the lithographic apparatus LA aligns the image, formed by the patterned EUV radiation beam B’, with a pattern previously formed on the substrate W. [00064] A relative vacuum, i.e. a small amount of gas (e.g. hydrogen) at a pressure well below atmospheric pressure, may be provided in the radiation source SO, in the illumination system IL, and/or in the projection system PS.
