Abstract:

There is provided a luminescent device wafer comprising luminescent layer section (24) having a double heterostructure composed of, arranged in the following sequence, first conductive clad layer (6), active layer (5) and second conductive clad layer (4), each of which consists of a compound having a composition capable of lattice matching with GaAs among compounds of the composition formula (Al_xGa_1-x)_yIn_1-yP (wherein 0≤x≤1 and 0≤y≤1), the luminescent layer section (24) having a main surface of (100) plane, and comprising GaP transparent semiconductor layers (20,90) disposed on the luminescent layer section (24) so as to ensure accordance of crystal orientations. A luminescent device chip can be obtained by dicing the luminescent device wafer so that the sides of the GaP transparent semiconductor layers constitute &lcub 100&rcub plane. As a result, there can be provided a process for producing a luminescent device comprising the AlGaInP luminescent layer section and GaP transparent semiconductor layers, wherein at the time of dicing, the possibility of occurrence of defects, such as edge chipping, is low.
