Abstract:
A storage unit (20) based on a spin-orbit torque, the storage unit comprising a synthetic spin-orbit torque effect layer and two magnetic tunnel junctions (203, 204), wherein the synthetic spin-orbit torque effect layer comprises a first spin-orbit torque effect layer (201) and a second spin-orbit torque effect layer (202), the second spin-orbit torque effect layer (202) is located above the first spin-orbit torque effect layer (201), the second spin-orbit torque effect layer (202) comprises two areas with different thicknesses, the spin Hall angle of the second spin-orbit torque effect layer (202) and the spin Hall angle of the first spin-orbit torque effect layer (201) are opposite in terms of being positive and negative, and when a current passes through the synthetic spin-orbit torque effect layer, the directions of overall spin Hall angles generated in the two areas of the second spin-orbit torque effect layer (202) are opposite; and each of the two magnetic tunnel junctions (203, 204) comprises, from bottom to top, a free layer, a barrier layer and a reference layer, which are arranged in a stacked manner, and the respective free layers of the two magnetic tunnel junctions (203, 204) are respectively in contact with a surface of one of the two areas. Differential storage can be realized by means of the application of the storage unit.
