Abstract:

PURPOSE: To provide an electrically conductive oxide excellent in electric conductivity and transparency in the entire visible region and fit for an electrode for a display or a solar cell by using an Mg-Zn-Al-Ga-In-O type multiple oxide having a specified compsn.
CONSTITUTION: This electrically conductive oxide has a compsn. represented by the formula, wherein M(1) is at least one of Mg and Zn, M(2) is at least one of Al and Ga, the ratio of x:y is (0.2-1.8):1, the ratio of z:y is (0.4-1.4):1 and the deficiency (d) of oxygen is 3×10-5-1×10-1 time as large as (x+3y/2+3z/2). This electrically conductive oxide is, e.g. MgAlInO4-d, ZnAlInO4-d or MgGaInO4-d and is produced by mixing powdery starting materials such as In2O3, Ga2O3, ZnO, Al2O3 and MgCO3 in a prescribed ratio, firing and heat-treating the resultant mixture.
