Abstract:
PROBLEM TO BE SOLVED: To suppress little a leakage current in the other sensor element of sensor elements, which are located on the same line, to facilitate take-out of the output from the selected sensor element on one side of the sensor elements in the sensor elements arranged into the form of matrix.
SOLUTION: A blocking diode 2 and a photodiode 1 of a polarity reverse to that of this diode 2 are laminated to form a sensor element 3. A depletion layer in an i-type layer of the photodiode 1 is formed thicker than that in an i-type layer of the diode 2. The absorption amount of light is increased in the photodiode 1, the absorption amount of light is reduced in the diode 2 and a leakage current, which is generated in the diode 2, is suppressed little in comparison with a signal current, which is generated in the photodiode 1. The effect of a leakage current in other sensor element 3, which is provided on the same line as that provided with the selected sensor element 3, is decreased and the outputs of the individual sensor elements 3 can be easily taken out.
