SOLUTION: A light absorption layer 130 is constituted to form a multiple quantum well structure obtd. by forming a well layer 132 consisting of n- InGaAsP having tensile distortion on a barrier layer 131 consisting of InGaAsP, forming a barrier layer 133 consisting of InGaAsP on this well layer 132, forming a well layer 134 consisting of non-doped InGaAsP having compressive distortion thereon and forming a barrier layer 135 consisting of InGaAsP thereon.
