Abstract:
PURPOSE:To operate this sensor by an alternating current and to enhance its reliability of breakdown strength by a method wherein two or more laminated bodies composed of an amorphous semiconductor layer which has joined a first to a third conductivity types and of a metal electrode on which a bias voltage is impressed are formed on a transparent electrode. CONSTITUTION:Two or more laminated bodies a, b composed of an amorphous semiconductor layer 3 which has joined a first conductivity type, a second conductivity type and a third conductivity type and of metal electrodes 4a, 4b are formed on a transparent substrate 1 to which a transparent conductive film 2 has been applied. At the amorphous semiconductor layer 3, a junction of the first conductivity type, the second conductivity type and the third conductivity type, i.e. a P-I-N junction, is formed in the laminated bodies a, b where at least the metal electrodes 4a, 4b are formed. Only a P-layer 31 and an I-layer 32 exist in the amorphous semiconductor layer 3 in a part where the metal electrodes 4a, 4b are not formed. When a bias voltage is impressed between the two or more electrodes 4a, 4b, a combined structure of a photodiode is formed. By this setup, this sensor can be operated simply by an alternating current; its reliability of breakdown strength is improved.
