CONSTITUTION: The charge transfer layer 2 consisting of a-SiC:H. etc. contg. at least one kind of C, N and O, the intermediate layer 6, the a-SiGe:H charge generating layer 3 and a surface reforming layer 4 consisting of, for example, a-SiC:H contg. C, N or Ge are laminated on a conductive backing substrate 1. The injection of the carrier from the substrate 1 is prevented and the surface potential is thoroughly maintained by an electric charge blocking layer 8. The layer 2 has mainly the functions to maintain the potentials and to transfer the electric charge and the layer 3 generates the charged carrier according to irradiation of light.
